Panasonic Now Mass-Produces World-First
45-nm System LSIs
Osaka, Japan - Panasonic, the leading brand by which Matsushita Electric Industrial Co., Ltd. is known, started mass producing system LSIs at its semiconductor factory in Uozu in Central Japan this month using a world-first (45-nm) process.
The 45-nm process not only enables a higher density circuit compared with conventional system LSIs but also offers higher speeds and savings in power consumption and chip size.
These features will effectively build a digital consumer electronics world helping to achieve an advanced, ubiquitous network society.
Panasonic has developed the 45-nm process, introducing these three technologies:
1. | Use of an ArF immersion scanner with a numerical aperture (NA) greater than 1. |
The immersion scanner delivers the ultrafine geometry of the 45-nm node in conjunction with Panasonic's proprietary super-resolution enhancement technology. | |
2. | Use of the stress-induced mobility-enhanced transistor |
The transistor achieves both high speed and low power consumption in miniaturization, and a highly reliable, multi-layer, wiring technology using low-k dielectrics. | |
3. | Design for manufacturability |
The 45-nm process is based on high-precision variability modeling and design technology to achieve the higher performance and higher yields. |
Currently, digital consumer electronics have increasing multi-functions leading to larger power consumption and circuit scales. When compared to the best conventional 65-nm process system LSIs, the new 45-nm process can reduce power consumption and required surface area by approximately two thirds or a half. The Panasonic 45-nm process can greatly contribute to the evolution of digital consumer products that require high functionality, high speed, and low power consumption.
